The organosilane molecules release the hydrogen during the plasma induced fragmentation. The mechanism of hydrogen subtraction was unclear. One possible mechanism is step-by-step. The second mechanism is subtraction of hydrogen molecule in one step. The contribnution presents a criterie, when first and second mechanism is applied.
