This bachelor thesis deals with~the~design and~implementation of~a~computational model for~simulating the~Physical Vapour Deposition (PVD) process on~curved optical components for~DUV lithography. The~work was carried out in~cooperation with~Meopta s.r.o.\ based on~the~requirements of~ASML, with~the~aim of improving the~thickness uniformity of~deposited thin films. A~simulation tool was developed in~Python, which mathematically models the~particle flux from~the~source to~the~substrate, and~further analyses and~optimises the~influence of~substrate motions and~corrective components on~the~final uniformity. The~emission characteristics of~the~real source were determined based on~a~series of~experimental measurements. Simulation results demonstrate that~an~appropriate combination of~movements and~a~shadow mask can reduce the~relative film non-uniformity from~more than~60\,\% down to~10--12\,\% for~highly curved substrates. The~output of~the~thesis is~a~functional simulation tool intended for~the~design and~optimisation of~deposition processes in~industry.
